On the ultimate resolution of As2S3-based inorganic resists

چکیده
The possibility of making lithographic masks based on As2S3 chalcogenide glass with ultimately small size resist elements has been investigated. Interference lithography using synchrotron radiation a wavelength 13.4 nm, corresponding to extreme ultraviolet light, was used. High-quality 30 nm in were obtained. In dynamic light scattering study, particles about 3 found the developer after development process, which corresponds intermediate-range order parameter structure glass. It is assumed that this grain determines ultimate resolution, roughness and unevenness edge inorganic mask.
